Abstract
Sel surya silikon amorf terhidrogenasi (a-Si:H) dengan lapisan-p yang di doping-delta (d-doped) telah difabrikasi dengan reaktor ganda Plasma Enhanced Chemical Vapor Deposition (PECVD). Gas silan (SiH4), diboran (B2H6) dan posfin (PH3) masing-masing 10% dalam hidrogen (H2) digunakan sebagai sumber gas. Lapisan-p doping-delta dideposisi dengan menggunakan lapisan boron yang sangat tipis sebagai sumber dopan. Pengukuran karakteristik arus (I) - tegangan (V) menggunakan lampu xenon dengan daya 250 watt dan tegangan 24 volt sebagai sumber cahaya. Hasil karakterisasi menunjukkan bahwa efisiensi sel surya p-i-n a-Si:H doping-delta tanpa annealing menurun dari 5,39 % menjadi 3,49 % dengan meningkatnya lama penyinaran dari 0 sampai 2,5 Jam. Efisiensi stabil yang dicapai adalah 3,60 %, yang berarti bahwa terjadi penurunan efisiensi sebesar 33,15 %. Efisiensi sel surya yang diannealing pada temperatur 150 oC menurun dari 8,59 % sampai 6,69 % dengan meningkatnya lama penyinaran dari 0 sampai 2,5 Jam. Efisiensi stabil yang dicapai adalah 7,11 %, yang berarti bahwa terjadi penurunan efisiensi sebesar 17,23 %. Jadi dengan melalui proses annealing terjadi pengurangan penurunan efisiensi.

Abstract
Thin film of microcrystal silicon hydrogenated (μC-Si:H) p-type has been successfully grown in a hot-wire plasma enhanced chemical vapor deposition (HW-PECVD) by using silane gas (SiH4) and diborane (B2H6) diluted in 10% H2 respectively as gas resources. The resulted thin film have optical band gap decreased from 1.88 eV to 1.50 eV as the dopant concentration increased from 0.50% to 0.20% on filament voltage of 4.5 volt and RF power of 100 watt. Dark and photo conductivities of the film were found significantly high, in the order of 10-8-10-6 Scm-1 and 10-5-10-3 Scm-1 respectively. The conductivity is two order higher than thin film a-Si:H p-type grown using PECVD technique without hot-wire. It is concluded that the thin film produced in this study is suitable for solar cell application and other microelectronic devices
